256 Mbit synchronous DRAM runs at 166 MHz

The AS4C16M16S-6TIN 256 Mbit synchronous DRAM IC features –40°C to 85°C operation and comes in a 54-pin plastic TSOP II package. It offers clock rates of 166 MHz and a 16-bit wide format.

The device is also available in 64 and 128 Mbit versions. They operate from a single 3.3-V power supply taking 100 mA and have a refresh current of 200 mA. ($1.60 ea, 256 Mbit — available now.)
