600-V IGBTs target UPS, solar apps

The IRGP4067DPbF and IRGP4066DPbF 600-V insulated gate bipolar transistors (IGBTs) target uninterruptible power supplies, solar, industrial motor and welding applications. They use trench wafer technology, are co-packaged with a soft-recovery diode, and are optimized for 8 to 30-kHz switching with 5-µs short-circuit rating.

The 600-V IGBTs suit a wide range of switching frequencies due to their low Vce(on) and low switching losses. They are offered as both die and packaged devices, and are available with or without short-circuit rating. They have an operating temperature of 175°C.
