900-V MOSFETs increase efficiency for solar

The CoolMOS 900-V superjunction MOSFETs target high-efficiency SMPS, industrial and renewable energy applications. The low static and dynamic losses enable efficient topologies for LCD TVs, solar-power generation systems, PC silverbox power supplies, and lighting systems. The design provides an alternative for high-voltage designs using standard transistor outline packages.

The transistor technology achieves low RDS(on) with on-state resistances of 0.12 Ω in a TO-247 package, 0.34 Ω in a TO-220 package and 1.2 Ω in D-PAK packages. The devices offer a figure-of-merit (calculated as on-state resistance X-gate charge) as low as 34 Ω x nC gate charge. The company says cabling costs are cut by a factor of two compared to 600-V devices. ($3.50 ea/large qty — samples available now.)
