Offered in four package types, the TDxxxxxx device family includes 12-, 15-, and 20-A, 600-V MOSFETs, with a gate source voltage of ±30 V. The 12-A devices feature 0.4-Ω on-resistance, the 15-A product features 0.3-Ω on-resistance, and 20-A devices have on-resistance rated at 0.19 Ω. (From $1.30 available now.)
