Two families (MLC and SLC) of toggle-mode DDR NAND flash are made on a 32-nm process and feature interface speeds of 133 Mtransfers/s approximately three times the speed of conventional NAND flash. The chips will be available in densities of 64, 128, and 256 Gbits for MLC and 32, 64, and 128 Gbits for SLC.
With an asynchronous interface similar to that used in conventional DDR RAM, Toggle devices require no clock signal and take less power. All versions will come in a BGA132 package and run on 2.7 to 3.6 V. (Contact company for price and availability.)
