The AlphaMOS MOSFET solutions suit emerging dc/ac power micro-inverter applications targeting solar micro-inverter modules for residential and portable solar applications. These inverters are installed on each panel and can be individually tuned to optimize performance and produce more energy.
The AOT240L, 260L, and 290L MOSFETs provide primary dc-side control for 40 to 100-V, RDS(ON) from 2.5 to 3.5 mΩ, a Qg figure of merit from 22 to 150 nC, and are provided in a TO-220 package. The AOTF42S60, AOD11S60, and AOTF12N60FDFor the line voltage side of the inverters feature 600V drain to source and 30 V gate to source with an RDS(ON) from 99 to 650 mOhm.
