DDR3 RAMs operate at 2,133 MT/s

The 2-Gbit MT41J128M16JT-093 and 4-Gbit MT41J256M16HA-093, 30-nm DDR3 memory ICs clock at up to 1 GHz for 2,133 MT/s speed. The devices come in 78- or 96-ball FBGA packages and operate from 1.5 V (±0.075 V).

Operating current is 70 ma, while standby is 44 ma, and burst read operating current may be as high as 285 ma. The chips have 1 G x 4, 512 M x 8, or 256 M x 16 configurations and are available in commercial or industrial temperature ranges. (Price not given – available now.)
