Dual LDMOS PAs target Doherty apps

Suited for wireless network base stations, the PTMA080304M, PTMA21034M, and PTMA21040FL dual LDMOS integrated power amplifiers provide two output-power stages, making them ideal for Doherty-based amplifiers. Targeting GSM/EDGE applications at 28 V and 960 MHz, the PTMA080304M features a 30-dB gain and 28% efficiency with POUT of 2 x 6 W.

The PTMA210304M, in a two-carrier WCDMA application at 28 V and 2,140 MHz, has a POUT of 2 x 3 W with 29-dB gain, 22% efficiency and ACPR of –48 dBC. The PTMA210404FL, in a Doherty-based design for a six-carrier TD-SCDMA system at 28 V, 2,017 MHz, has a 7.5-dB PAR and 10-W POUT average, a gain of 27 dB, 35% efficiency, and ACLR of –34 dBc.
