Hi-rel memory comes in 2.5-, 3.0-Gbit MCMs

The UT8SDMQ64M40/48 Quantified Commercial Off the Shelf (QCOTS) high-reliability memory family now includes 2.5- and 3.0-Gbit SDRAM multichip modules organized as 64M x 40 and 64M x 48. The devices operate at 3.3 V at 133 MHz.

The devices are assured to withstand 100 krad(Si), are single-event latch-up immune (SEL) to 111 MeV-cm2/mg, and come in a 128-lead flatpack, Q and Q+ qualified. (Ea/100: UT8SDMQ64M40, $4,675; UT8SDMQ64M48, $5,253 — production 3rd qtr.)
