IGBTs switch beyond 60 kHz
Two IGBTs, the IXGH24N60A and IXGH24N60AU1, provide power switching beyond
60 kHz. Both devices have an inductive fall time of 170 ns and a saturation
voltage of 2.7 V. The blocking voltage for both is 600 V, and the collector
current is 48 A. Both devices come in a TO-247 package and the only difference
between the two is that the IXGH24N60AU1 include an ultra-fast recovering diode
in the package. The devices are compatible with PWM circuits operating up to
60 kHz and with zero-voltage switching or other quasi-resonant circuits
