The MRF6V4300N 50-V laterally diffused metal-oxide semiconductor (LDMOS) RF power transistor is the latest addition to this RF aerospace portfolio optimized for HF to UHF communications. It suits radar, avionics, and air traffic management systems.
The power transistor delivers RF output power of 300 W continuous wave from 10 to 600 MHz. At 450 MHz, it has a gain of 22 dB with 60% efficiency. The device is housed in a RoHS-compliant, overmolded plastic package, with a thermal resistance of 0.24C/W. (Contact Sales for pricing available now.)
