MOSFETs suit high-power motors, tools

The IRFx3xxxxPBF trench HEXFET Power MOSFETs feature a package current rating of up to 195 A, for the typical packages and 240 A for the 7-pin D2PAK package. The package current rating suits industrial battery, power supply, and high-power dc motors and power tools.

The MOSFETs provide RDS(on) as low as 2.5 mΩ, in standard TO-220, D2PAK and TO-262 packages, and 2.1 mΩ in the 7-pin D2PAK. They provide a voltage range of 60 to 200 V and are qualified to industrial-grade and moisture-sensitivity level 1. (From $1.38 ea/10,000 available now.)
