The UniFET II MOSFET features a body diode, 50% better reverse recovery than alternate solutions, and the capability to withstand double the current stress during diode-recovery dv/dt mode. These devices, based on the company’s planar technology, target LCD TVs and PDP TVs, switch-mode power supplies for lighting systems, PCs, servers, and telecom power supplies.
Initial products offered in the UniFET II series include the FDPF5N50NZ and the FDPF8N50NZ n-channel MOSFETs. The FDPF5N50NZ is a 500-V 4.5-A device, featuring a 1.38-Ω typ RDS(on) at 10 VGS , 2.25-A ID , and a 9-nC typ gate charge. The FDPF8N50NZ is a 500-V 8-A device that features an 0.77-Ω RDS(on) typ at 10 VGS , 4-A ID , and a gate charge of 14 nC typ. The devices feature an ESD capability of 2-kV HBM.
