The HMC949 is a four-stage GaAs pHEMT MMIC 2-W chip, which operates between 12 and 16 GHz, delivers 31 dB of gain, and 35.5 dBm of saturated output power at 26% PAE. It also provides 42 dBm of output IP3, has a compact size of 2.82 x 1.50 mm, and consumes only 1,200 mA from a 7-V supply.
The HMC950 is a four-stage GaAs pHEMT MMIC 4-W chip, which operates between 12 and 16 GHz, and delivers 28 dB of gain and 37 dBm of saturated output power at 23% PAE. This part provides 44.5 dBm of output IP3, has a compact size of 3.24 x 4.5 mm, and consumes 2,400 mA from a 7-V supply. The HMC950, as well as the HMC949 RF I/Os do not require any external matching for ease of integration into multichip modules.
The HMC943LP5E is a GaAs pHEMT MMIC 1.5 W device in a SMT package, which operates between 24 and 31.5 GHz, delivers 21 dB of gain, and 34 dBm of saturated output power at 24% PAE. It provides 41 dBm of output IP3 and consumes only 1,200 mA from a 5.5-V power supply. The HMC943LP5E RF I/Os internally matched to 50 Ω and the 5 x 5-mm plastic package eliminates the need for wirebonding and is compatible with surface-mount manufacturing techniques.
