SiC 100-A module features full qualification

The CAS100H12AM1 is the first commercially available, fully-qualified, all-SiC power module. The module, rated at 100-A current handling and 1,200-V blocking, enables higher efficiency, compact and lighter weight systems resulting in lower total system costs compared to silicon-based technologies.

The module includes SiC MOSFETs and SiC Schottky diodes in a 50–mm half-bridge configuration rated to 150°C maximum junction temperature. It features a 100–kHz switching frequency. Target applications include high power converters, industrial motor drives, solar inverters and uninterruptible power supplies. ($400 ea/sample qty — available now.)
