SiC switch features logic-level gate control

CHT-Jupiter is a silicon carbide (SiC) high-voltage switch with seamless gate control through a logic-level 0 to 5 V. The device is a 600-V normally off switch rated for 1-A drain current at 225C. It includes a silicon carbide device, and it is packaged in a hermetically sealed TO-254 metal package, guaranteed for operation from −55 to 225C.

The power switch features an on-resistance from 0.7 Ω at 25C to 1.25 Ω at 225C. Its input capacitance is typically 430 pF. The gate leakage and off currents are, respectively, 160 nA and 250 µA at 225C. ($649 ea/200 available now.)
