Vishay Intertechnology, Inc. has expanded its FRED Pt Gen 5 family with 15 new 600-V and 1200-V hyper-fast and ultra-fast rectifiers in the SOT-227 package. Offering the best conduction and switching loss tradeoffs for devices in this class, the new Vishay Semiconductors rectifiers are said to increase the efficiency of high-frequency converters and soft-switched or resonant designs.
These devices are matched to operate with MOSFETs or high-speed IGBTs and are optimized for PFC and output rectification stages for EV/HEV battery charging stations, booster stages for solar inverters, and UPS applications. They offer lower conduction losses than previous-generation devices while maintaining low reverse recovery losses, said Vishay.
By packaging the rectifiers in the SOT-227 package, they are isolated from the copper base plate, which enables the use of heat sinks and compact assemblies.
The devices offer current capability of 30 A at 600 V in the single-phase bridge configuration and 60 A to 300 A at 600 V and 1200 V in the dual-diode configuration. The rectifiers are available in X-type hyper-fast and H-type ultra-fast speed classes. The H-type devices offer lower conduction losses while the X-type devices provide faster recovery times. All devices operate over a high-temperature operation of -40°C to 175 °C.

Vishay also recently introduced four new FRED Pt Gen 5 600-V ultra-fast rectifiers in the TO-244 package. The new Vishay Semiconductors VS-VS5HD240CW60, VS-VS5HD300CW60, VS-VS5HD480CW60, and VS-VS5HD600CW60 devices at 240 A, 300 A, 480 A, and 600 A, respectively, also offer lower conduction and switching loss tradeoffs for devices in this class.
These devices are designed to increase the efficiency of medium-frequency power converters and hard- and soft-switched or resonant designs, said Vishay.
Offering high-speed and high-temperature operation, these 600-V devices offer low Qrr down to 260 nC typical, fast recovery time down to 52 ns, and an operating temperature range of -40°C to 175 °C. Device spec table is below.
Thanks to their lower conduction and low reverse recovery losses, compared to competing FRED Pt ultra-fast solutions in the TO-244 package, the new ultra-fast rectifiers offer higher efficiency for industrial applications, such as high frequency welding and ballast water management systems. Samples are available as well as production quantities with 40-week lead times.
